散射式高能电子衍射仪(RHEED)是薄膜制备的一个很重要的辅助设备,被广泛应用于薄膜层厚及外延质量的原位监测。然而此前研究并没有将RHEED与薄膜粗糙度定量关联在一起。上海科技大学翟晓芳课题组从RHEED的基本原理出发,构建了RHEED衍射斑尺寸及不对称性与薄膜粗糙度的定量关系,提出了一套基于RHEED的原位实时定量分析薄膜粗糙度的方法,并通过非原位的原子力显微镜测试验证了该方法的准确性。该方法的提出将大大提高高质量薄膜制备的效率,从而助力薄膜材料科学研究以及薄膜工业的发展。
